電子學習題 求解

A silicon pn junction diode has an applied forward-bias voltage of 0.6 V.
Determine the ratio of current at 100度C to that at  − 55度C.
答案是2.83乘10的3次方  
但我代入二集體求電流的方程式  答案怎麼算都不對


求哪位高手幫解

The saturation current I_s is a function of the temperature.  If you use the same I_s for two different temperatures, the answer will not be right.  So, do not just change the V_T value (thermal voltage), you need to change I_s as well.

多謝大大  我找到了 溫度增加10度就會有兩倍成長  而且好像有很多標準 有的是每5度
